super junction transistor (SJT)

Super Junction Transistors (SJT) are current controlled power transistors for voltages up to 10 kV and above. Due to their low gate capacitance, SJT transistors have extremely short switching times and are therefore ideal as power switches in switching power supplies, UPS systems, electric vehicles and other applications where high currents must be switched.

Super Junction Transistors are bipolar transistors made of silicon carbide( SiC- BJT). SJTs are OFF in the normal state, they have a reverse biased Safe Operating Area( SOA) and a slightly positive temperature coefficient. Current control operates with a low gate current and the switching frequency can be well above 10 MHz. Other features of SJT transistors include their operating temperature range, which extends to 300 °C, low internal resistance of a few hundred milli-ohms, and switching times of about 10 ns. SJT transistors are very robust and can withstand short-circuit times of over 20 µs without damage.
